Highly robust, improved efficiency over silicon
TP65/TP70 Series
Gallium Nitride High Electron Mobility Transistors (GaN HEMTs), delivering reliable, high-performance solutions across a broad range of applications, ranging from 25W to 10kW. Renesas’ robust normally-off architecture, extensive package variety, and integrated low-voltage Silicon MOSFET front end enable seamless compatibility with standard Silicon drivers, making GaN adoption simpler and more cost-effective for system developers.
This robust and reliable high-performance GaN portfolio is designed for easy integration and superior efficiency across a wide power range. Built on highly durable GaN-on-Si cascode technology with over 300 billion hours in the field, it leads the market in high-power (1 kW+) adoption. As a reliable GaN supplier with a vertically integrated supply chain and more than 1,000 patents, the portfolio includes 650 V and 700 V devices that address applications from 25 W to over 10 kW. These devices offer 25% lower losses and improved efficiency compared to other GaN products, outperforming Silicon, SiC, and e-mode GaN in infrastructure, industrial, automotive, and consumer markets. The unique cascode structure allows for easy driving with standard gate drivers, while a broad selection of pin-to-pin compatible leaded, SMD, and top-side cooled packages ensures design flexibility. High-frequency operation enables system size reduction and overall cost savings.
