FTM / Motion/Motor Control / Infineon — 600V CoolMOS PFD7 Superjunction MOSFETs
Infineon supplies a series of 600V CoolMOS™ PFD7 superjunction MOSFETs with a fast body diode integrated into a surface-mount SOT-223 package.
This product family offers an improvement in efficiency of as much as 1.17% compared to Infineon’s CoolMOS P7 MOSFETs, giving an increase in power density of 1.8W/in3. The CoolMOS PFD7 MOSFETs are notable for their low conduction and charge/discharge losses as well as reduced turn-off and gate-driving losses, for efficient inverter operation in electric motors.
The PFD7 MOSFETs are supported by a 600V half-bridge gate driver, the 2ED28073J06F.
The 2ED28073J06F is a high-voltage, high-speed driver IC for power MOSFETs and IGBTs with dependent high- and low-side referenced output channels. The logic input to the 2ED28073J06F is compatible with standard CMOS or LSTTL outputs down to 3.3V.
The output drivers feature a low-di/dt output stage optimized for driving CoolMOS PFD7 MOSFETs in motor drives. The floating channel can be used to drive N-channel power MOSFETs or IGBTs in a high-side configuration operating at up to 600V.

Based on the IPN60R1K5PFD7S discrete MOSFET and 2ED28073J06F gate-driver IC, the EVAL_DRIVE_3PH_PFD7 evaluation board is a ready-to-use three-phase inverter power stage for 100W electric motors with a 600V blocking voltage.
